Hyperfast Rectifiers Reduce Switching Losses

A new family of Hyperfast rectifiers lower switching losses while reducing parasitic capacitance and recovery time.

Addressing demanding applications such as industrial drives and tools, on-board chargers, and EV motors, the 1,200-V Gen 7 FRED Pt Hyperfast rectifiers from Vishay Intertechnology can function as clamp, snubber, and freewheeling diodes. Able to serve in flyback auxiliary power supplies and high-frequency rectifiers for bootstrap driver functionality, the devices provide desaturation protection for the latest fast-switching IGBTs and high-voltage MOSFETs. 

Four new automotive-grade devices are provided in the eSMP series SMF (DO-219AB) package, optimized for industrial and automotive applications. The 1- and 2-A rectifiers effectively balance reverse-recovery charge (QRR) and forward-voltage-drop performance for devices in their class while providing the lowest junction capacitance and recovery time.

The new Vishay rectifiers include the VS-E7FX0112-M3 and VS-E7FX0212-M3, along with the AEC-Q101-qualified VS-E7FX0112HM3 and VS-E7FX0212HM3. They reduce switching losses and increase efficiency, combining fast recovery times as low as 45 ns with QRR values down to 105 nC typical, a forward voltage drop down to 1.45 V, and a junction capacitance to 3.0 pF. The robust rectifiers have a non-repetitive peak surge current as high as 21 A in a package measuring 4.2 × 1.4 × 1.08 mm with a minimum 2.2-mm creepage distance.

Features include a planar structure with a platinum-doped lifetime control to ensure system reliability and robustness with optimum performance. An optimized stored charge and low recovery current minimizes switching losses and reduces power dissipation. The RoHS-compliant and halogen-free devices offer a moisture sensitivity level of 1 per J-STD-020 and an operating temperature range up to +175°C.
